Epoxy? Damn that's hard. Try something with a high alcohol and/or acetone content. Nail polish remover *might* do it.

Ouch.
I'd also try lighter fluid, but no guarantees with it working with epoxy. It will break down the AS in there at least so it might weaken it....

You should try acetone. I found that that works best.

This has worked for me with a glued on heat sinks.
Get a can of compressed air, if you hold the can upside down when you spray it, it will spray liquid out. This liquid will freeze the heat sink and the epoxy, when frozen the epoxy becomes brittle and much easier to brake. Place something on the board to protect it then use a thin blade and try to wedge it between the sink and chip. Be careful not to pry up on the sink you might pull the chip off the board try to split them. You need to freeze the sink real good before you start and you might haft do it again when you are prying on the sink. Some people tell me that this is nuts but it does work very well. |

Make sure you use plenty of ventilation doing that! That compressed air stuff can get pretty nasty in close quarters, especially the Difluoroethane (supposedly causes reproductive problems with long term exposure to high levels of it) The 1, 1, 1, 2 Tetrafluoroethane stuff is supposed to be somewhat better...

Just make sure to NOT mix the upsidedown can of compressed air and the jizum. It possibly could hurt badly. But yeah sticking the CPU into the freezer for a few hours will definitely make the epoxy more brittle, but I don't think that will help much if coupled with acetone/alcohol.
